Abstract

This paper reviews our recent progress on distributed-feedback laser-diode array based wavelength-selectable light sources (WSLs) and WSL modules. We have developed an advanced selective MOVPE technique, which we call microarray selective epitaxy (MASE), for simultaneously fabricating six types of WSLs on two wafers so as to fully cover the S-, C-, and L-bands. We have also developed a band-covering WSL module that features an integrated multi-wavelength-locker in a 12.7-mm x 20.8-mm standard-size 22-pin butterfly package.
