Single Quantum Dot Laser with Photonic Crystal Nanocavity

Abstract

we demonstrate the operation of a single quantum dot laser fabricated using a high-Q PhC nanocavity with a small mode volume and a single, self-assembled InAs quantum dot. A high-quality PhC nanocavity is essential to achieve laser operation with a gain material as microscopic as a single QD. A low quantum dot density (~0.4/cavity) resulted in clear single quantum dot feature below the laser threshold and distinct phase transition into lasing in photon correlation measurements.
