Subwavelength Semiconductor Nanocavity Laser

Abstract

We report the smallest metallo-dielectric cavity semiconductor laser to our knowledge operating at near-infrared frequencies. The laser consists of an InGaAsP patch sandwiched by gold. We observe lasing in electric and magnetic dipole modes.
