Abstract

We report quantum-well modulators directly driven by monolithically-integrated photodiodes for polarization-insensitive, unconstrained wavelength conversion across 45nm in 1525nm–1570nm and dual-wavelength broadcasting over 20nm in 1530nm–1565nm, using <8mW optical power with >10dB RF-extinction ratio at 1.25Gb/s.
