Internal Loss as a Limiting Factor for the Maximum Power of a Quantum Dot Laser

Abstract

The free-carrier-density dependent internal loss is shown to strongly limit the output power of a quantum dot laser. The maximum optical power is calculated as a decreasing function of the internal absorption loss cross section.
