Abstract

We have successfully fabricated a (110)-VCSEL with GaAs/AlGaAs QWs and achieved circularly-polarized lasing with a high degree of circular polarization of 0.96 at room temperature, reflecting a long spin relaxation time in (110) GaAs/AlGaAs QWs.
