High Performance Photonic BiCMOS–A Novel Technology for the Large Bandwidth Era

Abstract

A novel photonic BiCMOS process is described which allows for dense co-integration of 200GHz bipolar transistors and CMOS devices with waveguides, couplers, modulators and high-speed Ge photodiodes. First Proof of Concept demonstrators are presented.
