Opto-Electronic Mixing Using InP Heterojunction Bipolar Transistors with an Optical Input Port

Abstract

We report optoelectronic mixing in an InP HBT containing a base optical input port. The frequency dependence of down and up conversion was measured and high conversion gain values were obtained. We also describe the use of these HBT’s for frequency locking of two lasers detuned by standard dense WDM frequency spacings of 25 and 50 GHz.
