Abstract

This paper discusses phototransitions in a heterostructure that contains deep quantum wells of various depths separated by a barrier that is impenetrable for tunnelling. The tunnelling-Hamiltonian formalism is used in fourth-order perturbation theory to obtain expressions for the two-photon electron-transition rates between states in an upper size-quantization subband of the valence band in a wide well and a lower subband of the conduction band in a narrow well.
