Abstract
We present the optical analysis of spatial single-mode monolithic quantum cascade laser arrays in the mid-IR. Subwavelength parallel microstripe waveguides are buried into InP:Fe and phase locked by evanescent coupling. Lasing at room temperature is obtained at
